ALPHA NCX-402-M3 is a highly active, halogen-free, ultra-low-residue no clean flux, engineered for flip chip attach applications. It is designed to achieve high yields with excellent Surface Insulation Resistance (SIR) reliability performance to ensure the final packaging meets electrical reliability requirements. Residue levels post reflow are exceptionally low, ensuring maximum compatibility with capillary and molded underfill materials.
